Double-Current-Confined CSP Laser

Improved channeled-substrate-planar (CSP) lasers that emit at wavelengths between 860 and 880 nm grown by liquid-phase epitaxy (LPE). Exhibit record high output powers and efficiencies, attained without sacrifice of desirable characteristics of lasers. In fabrication, second reverse-bias p/n junction incorporated to reduce required current. By incorporating two reverse-bias junctions in CSP structure, one doubly confines current. Lasers used eventually as sources of light in intersatellite communications systems and, specifically, NASA Advanced Communications Technology Satellite (ACTS) System.

Multiple Integrated In-Line Diode Lasers

Proposed integrated in-line array of semiconductor lasers intended to provide high reliability and/or long operating lifetime. Multiple integrated collinear semiconductor lasers share common optical waveguide but individually electrically excited. When one device fails, another switched on. Important advantage in systems in which both reliability of diode lasers and alignment of those lasers with other optical components critical.

Improved Boat For Liquid-Phase Epitaxy

Liquid-phase epitaxial (LPE) growth boat redesigned. Still fabricated from ultra-high-purity graphite, but modified to permit easy disassembly and cleaning, along with improved wiping action for more complete removal of melt to reduce carry-over of gallium. Larger substrates and more uniform composition obtained.
