Space Solar Cell Research and Development Projects at Emcore Photovoltaics

The GaInP2/InGaAs/Ge triple junction device lattice matched to germanium has achieved the highest power conversion efficiency and the most commercial success for space applications [1]. What are the practical performance limits of this technology? In this paper we will describe what we consider to be the practical performance limits of the lattice matched GaInP2/InGaAs/Ge triple junction cell. In addition, we discuss the options for next generation space cell performance.

Design and Development of the Space Technology 5 (ST5) Solar Arrays

The National Aeronautics and Space Administration's (NASA's) Space Technology 5 (ST5) is designed to flight-test the concept of miniaturized 'small size" satellites and innovative technologies in Earth's magnetosphere. Three satellites will map the intensity and direction of the magnetic fields within the inner magnetosphere. Due to the small area available for the solar arrays, and to meet the mission power requirements, very high-efficiency multijunction solar cells were selected to power the spacecraft built by NASA Goddard Space Flight Center (GSFC). This was done in partnership with the Air Force Research Lab (AFRL) through the Dual-Use Science and Technology (DUS&T) program. Emcore's InGaP/lnGaAs/Ge Advanced triple-junction (ATJ) solar cells, exhibiting an average air mass zero (AMO) efficiency of 28.0% (one-sun, 28 C), were used to populate the arrays. Each spacecraft employs 8 identical solar panels (total area of about 0.3 square meters), with 15 large-area solar cells per panel. The requirement for power is to support on-orbit average load of 13.5 W at 8.4 V, with plus or minus 5% off pointing. The details of the solar array design, development and qualification considerations, as well as ground electrical performance & shadowing analysis results are presented.

Low-Reflectance Surfaces For Solar Cells

Improved method for increasing solar cell efficiency has potential application for space-based and terrestrial solar power systems and optoelectronic devices. Etched low-angle grooves help recover reflected light. Light reflected from v-grooved surface trapped in cover glass and adhesive by total internal reflection. Reflected light redirected onto surface, and greater fraction of incident light absorbed, producing more electrical energy in InP solar photovoltaic cell.

Increased efficiency with surface texturing in ITO/InP solar cells

Optimization of an InP solar cell with a V-grooved surface is discussed. Total internal reflection in the coverglass reduces surface reflection and can recover light reflected from the front metallization. Results from the first ITO/InP solar cells on low-angle V-grooved substrates are presented, showing a 5.8 percent increase in current.

High performance etchant for thinning p(+)-InP and its application to p(+)n InP solar cell fabrication

An etchant, namely (o-H3PO4)u: (HNO3)v: (H2O2)t: (H2O)1-(u+v+t) is developed for thinning, after contacting, the p(+) emitter layer of p(+)n InP structures made by thermal diffusion. Varying u, v, and t, reproducible etch rates of 5 to 110 nm/min are obtained. After thinning the 0.6- to 2.5-micron thick p(+) InP layer down to 60-250 nm, specular surfaces are obtained at up to 80 nm/min etch rate. Due to its intrinsic qualities the resisual P-rich oxide after thinning the emitter layer provides surface passivation of p(+) InP surfaces and can also serve as a first-layer AR coating.

A novel photovoltaic power system which uses a large area concentrator mirror

A preliminary analysis has been made of a novel photovoltaic power system concept. The system is composed of a small area, dense photovoltaic array, a large area solar concentrator, and a battery system for energy storage. The feasibility of such a system is assessed for space power applications. The orbital efficiency, specific power, mass, and area of the system are calculated under various conditions and compared with those for the organic Rankine cycle solar dynamic system proposed for Space Station. Near term and advanced large area concentrator photovoltaic systems not only compare favorably to solar dynamic systems in terms of performance but offer other benefits as well.
