Ionization Properties of Molecules Commonly Used for Plasma Processing of Semi-Conductors

Two types of processes are involved in plasma processing of semi-conductors. They are: plasma etching or cleaning and plasma deposition of the semi-conducting materials. For plasma etching of semi-conductors mostly halogen containing gases are used as additives to gases such as O2 and N2. For plasma deposition gases such as C2H2, SiH4, Si2H6 have been tested in the past. For an optimal performance of a reactor it is important to model the plasma. In this modeling effort electron impact excitation and ionization cross sections play a central role. For ionization balance calculations values of ionization cross sections are needed. Ion molecule reactions determine the ultimate composition of the plasma. Recently it has been discovered that the by products of many of these plasmas are per fluro hydrocarbons (PFCs) which are highly infrared absorbing species and have long life times in the atmosphere. They cause global warming. A lot of research is being pursued at the present time to find alternative molecules which do not produce global warming gases as the and product of the plasma processing reactor. There is also interest in the ionization and dissociative ionization properties of these molecules from the point view of the plasma abatement of the pollutant gases at the exhaust of the semi-conductor processing reactors. At the conference ionization and dissociative ionization properties of some of these molecules will be presented.

Electron-Impact Ionization of Mg

A pulsed crossed beam technique is used to measure inonization cross-sections of metallic atoms. Relative values of cross-sections of single, double and triple inonization of magnesium have been successfully measured with good accuracy over the o-700 eV range. Absolute values of cross sections have been obtained by normalization to a theoretical value at high electron energy. Results are compared to previously published values and, for single inonization in particular, a comparison with theoretical cross-extions is perfomed.

Mass Spectrometric Study of Sulfur Vapor

It is well known that sulfur catenates and forms oligmers ranging from S2 to S20. The actual number of species present in the vapor depends on several factors and has been the subject of many studies (e.g.: ref. 1). The main problem associated with the mass spectrometric studies is the tendency of the sulfur vapor to depolymerize or break up into smaller units under the ion source conditions. Therefore, one has to employ lower electron impact energies to identify the true abundances of various species present in the sulfur vapor and the pathways of dissociation.

Electron Impact Ionization and Dissociative Ionization of C2H2

By utilizing a crossed electron beam collision geometry, a combination of time-of-flight (TOF) and quadrupole mass spectrometers, and the relative flow technique1 normalized values of cross sections and appearance energies (AP) were obtained for the formation of singly and multiply ionized species resulting from the ionization and dissociation of C2H2. Details ont he apparatus and technique have been published previously.2,3.

A Segmented Time-of-Flight Mass Spectrometer

The present paper describes the design of a time-of-flight mass spectrometer (TOFMS) in which the single flight tube of a conventional TOFMS has been replaced by several cylindrical electrostatic lenses in tandem. By a judicious choice of voltages on these lenses, an improved TOFMS has been realized which has a superior mass and energy resolution, shorter flight lengths, excellent signal-to-noise ratio and less stringent requirements on the bias voltages.

Cross sections for the production of energetic cations by electron impact on N2 and CO2

Dissociative ionization cross sections for the production of singly charged energetic ions by electron impact on N2 and CO2 have been measured. The ions were divided into two groups: one with energies less than 1 eV and the other with energies greater than 1 eV. The ions detected were N+ from N2 and C+, O+, and CO+ from CO2. The electron impact energy range, and cross section data on ions is given.

Ionization cross-sections for the production of positive ions from H2O by electron impact

Water is present in the atmospheres of 6 of the 9 planets. Cross section values for the direct and partial ionization of H2O by electron impact have been measured and compared with previously published data. The present measurements have been carried out from thresholds to 1 KeV by utilizing a crossed electron beam and molecular beam collision geometry and an improved ion extraction technique.

Electron impact ionization and attachment cross sections for H2S

Experiments were performed to measure, by electron impact, appearance potentials and the cross sections for ionization, dissociative ionization, and electron attachment for H2S. Results are presented, and discussed individually, for both positive and negative ions. A schematic diagram of the experimental setup is included.

A Low-cost, Lightweight, and Miniaturized Time-of-flight Mass Spectrometer (TOFMS)

Time-of-flight mass spectrometers (TOFMS) are commonly used for mass analysis and for the measurement of energy distributions of charged particles. For achieving high mass and energy resolution these instruments generally comprise long flight tubes, often as long as a few meters. This necessitates high voltages and a very clean environment. These requirements make them bulky and heavy. We have developed an instrument and calibration techniques that are based on the design principles of TOFMS. However, instead of one long flight tube it consists of a series of cylindrical electrostatic lenses that confine ions under study along the axis of the flight tube.

Cross-sections for electron impact ionization of O2

Using a crossed electron beam-molecular beam collision geometry and the relative flow technique measurements have been made to generate a uniform set of electron impact ionization cross-section data for O2 for electron impact energies from threshold to 1000 eV. Present values of total, partial and dissociative ionization cross-sections are compared with previously published data. Cross-sections for the formation of O2(+) from O2 have been measured for the first time.

Formation of negative ions by electron impact on SiF4 and CF4

First measurements of cross sections for the formation of negative ions by electron attachment to SiF4 and CF4 are reported for an electron impact energy range of 0 to 50 eV. The energies at which the various ions appear and the positions at which the ionization efficiency curves peak have been obtained and compared with previous measurements. Thermochemical data have been used to predict and identify the various channels of dissociation. Cross sections for the production of ion pairs through the process of polar dissociation have also been measured.

Cross sections for direct and dissociative ionization of NH3 and CS2 by electron impact

A crossed electron beam-molecular beam collision geometry is used to measure cross sections for the production of positive ions by electron impact on NH3 and CS2. Ionization cross-section data for NH3 and the values of various cross sections are presented, as well as ionization efficiency curves for CS2. Considerable differences are found between the various results on NH3. The present values are close to the data of Djuric et al. (1981). The semiempirical calculations of Hare and Meath (1987) differ considerably in the absolute values of cross sections. Discrepancies were observed in comparisons of cross sections of other fragment ions resulting from the ionization and dissociate ionization of NH3.

Enhanced line emission from laser-produced plasmas

This communication reports the first systematic study on background gas-induced spectral-line-emission enhancement from laser-produced plasmas. Line emission from aluminum plasmas was enhanced by factors of up to 35 by the introduction of He, Ne, Xe, or N2. The enhancement has been attributed to three-body recombination.

Cross-sections and appearance potentials for the production of various negative ion species by electron impact on SiH4 have been measured. They are compared with two previous measurements which widely differ with each other. Hess' law has been applied to predict the various possible channels of dissociation.

Dissociative attachment of electrons with Si2H6

Cross-sections for the production of negative ion fragments by electron attachment to Si2H6 and ion pair formation from it have been measured by utilizing the crossed electron beam-molecular beam collision technique. The negative ions are mass-analyzed by employing a quadrupole mass spectrometer. There are serious disagreements between the present and two previously published results. In the present paper cross-section values, appearance potentials, and the various channels of dissociation for the formation of negative monosilane fragments are presented.
