Dissolution of Mg-enriched defects in implanted GaN and increased p-type dopant activation

Annealing Mg-implanted homoepitaxial GaN at temperatures above 1400 °C eliminates the formation of inversion domains and leads to improved dopant activation efficiency. Extended defects, in the form of inversion domains, contain electrically inactive Mg after post-implantation annealing at temperatures as high as 1300 °C (one GPa N 2 overpressure), which results in a low dopant activation efficiency. Triple-axis x-ray data reveal that implant-induced strain is fully relieved after annealing at 1300 °C for 10 min, indicating that strain-inducing point defects formed during implantation have reconfigured and inversion domains are formed. However, annealing at temperatures of 1400–1500 °C (one GPa N 2 overpressure) eliminates the presence of the inversion domains. While residual defects, such as dislocation loops, still exist after annealing at and above 1400 °C, chemical analysis at multiple dislocation loops shows no sign of Mg segregation. Meanwhile, an overall decreasing trend in the dislocation loop density is observed after annealing at the higher temperatures and longer times. Additionally, once inversion domains are formed and the samples are cooled to room temperature, they are shown to dissolve with subsequent annealing above 1400 °C. While such defects have been observed before, the important finding that such defects can be dissolved with a short, higher temperature step is key. Earlier work [Breckenridge et al., J. Appl. Phys. Lett. 118, 022101 (2021)] addressing electrical measurements of these types of samples showed that annealing at 1400 °C leads to a dopant activation efficiency that is an order of magnitude higher than that observed at 1300 °C. In conclusion, this work complements earlier work by identifying the inversion domains, which incorporate Mg, and points to the benefits, in terms of defect density and p-type dopant activation, of using higher temperature (>1400 °C) annealing cycles to activate Mg in GaN, even if the Mg-containing inversion domains had been formed during lower temperature annealing.

Polarization splitting with cubic crystals evaluated with synchrotron radiation

X-ray polarization-splitting crystals separate incident x rays into two components with perpendicular polarization by Bragg reflections at 45° from paired sets of internal planes. Here, the polarization-splitting properties of a germanium crystal are verified using incompletely polarized synchrotron radiation. Further, cleaner data would have come from a beam with a higher degree of polarization, which is achievable with small changes in the experimental geometry.

Search for low-energy neutrinos from astrophysical sources with Borexino

We report on searches for neutrinos and antineutrinos from astrophysical sources performed with the Borexino detector at the Laboratori Nazionali del Gran Sasso in Italy. Electron antineutrinos ( $\bar{ν}_e$ ) are detected in an organic liquid scintillator through the inverse β -decay reaction. In the present work we set model-independent upper limits in the energy range 1.8-16.8 MeV on neutrino fluxes from unknown sources that improve our previous results, on average, by a factor 2.5. Using the same data set, we first obtain experimental constraints on the diffuse supernova $\bar{ν}_e$ fluxes in the previously unexplored region below 8 MeV. A search for $\bar{ν}_e$ in the solar neutrino flux is also presented: the presence of $\bar{ν}_e$ would be a manifestation of a non-zero anomalous magnetic moment of the neutrino, making possible its conversion to antineutrinos in the strong magnetic field of the Sun. We obtain a limit for a solar $\bar{ν}_e$ flux of 384 cm -2 s -1 (90% C.L.), assuming an undistorted solar 8 B neutrinos energy spectrum, that corresponds to a transition probability pνe→$\bar{ν}_e$< 7.2 ×10-5 (90% C.L.) for E $\bar{ν}_e$ > 1.8 MeV.At lower energies, by investigating the spectral shape of elastic scattering events, we obtain a new limit on solar 7 Be- ν e conversion into $\bar{ν}_e$ of pνe→$\bar{ν}_e$< 0.14 (90% C.L.) at 0.862 MeV. Last, we investigate solar flares as possible neutrino sources and obtain the strongest up-to-date limits on the fluence of neutrinos of all flavor neutrino below 3–7 MeV. Assuming the neutrino flux to be proportional to the flare’s intensity, we exclude an intense solar flare as the cause of the observed excess of events in run 117 of the Cl-Ar Homestake experiment.

The Monte Carlo simulation of the Borexino detector

Borexino is a 300 ton sub-MeV liquid scintillator solar neutrino detector which has been running at the Laboratori Nazionali del Gran Sasso (Italy) since 2007. Thanks to its unprecedented radio-purity, it was able to measure the flux of 7 Be, 8 B, pp, and pep solar neutrinos and to detect geo-neutrinos. A reliable simulation of the detector is an invaluable tool for all Borexino physics analyses. The simulation accounts for the energy loss of particles in all the detector components, the generation of the scintillation photons, their propagation within the liquid scintillator volume, and a detailed simulation of the electronics chain. A novel efficient method for simulating the external background which survives the Borexino passive shield was developed. This technique allows to reliably predict the effect of the contamination in the peripheral construction materials. The techniques developed to simulate the Borexino detector and their level of refinement are of possible interest to the neutrino and dark matter communities, especially for current and future large-volume liquid scintillator experiments.
