Design guidelines for advanced LSI microcircuit packaging using thick film multilayer technology

Ceramic multilayer circuitry results from the sequential build-up of two or more layers of pre-determined conductive interconnections separated by dielectric layers and fired at an elevated temperature to form a solidly fused structure. The resultant ceramic interconnect matrix is used as a base to mount active and passive devices and provide the necessary electrical interconnection to accomplish the desired electrical circuit. Many methods are known for developing multilevel conductor mechanisms such as multilayer printed circuits, welded wire matrices, flexible copper tape conductors, and thin and thick-film ceramic multilayers. Each method can be considered as a specialized field with each possessing its own particular set of benefits and problems. This design guide restricts itself to the art of design, fabrication and assembly of ceramic multilayer circuitry and the reliability of the end product.

Packaging printed circuit boards: A production application of interactive graphics

The structure and use of an Interactive Graphics Packaging Program (IGPP), conceived to apply computer graphics to the design of packaging electronic circuits onto printed circuit boards (PCB), were described. The intent was to combine the data storage and manipulative power of the computer with the imaginative, intuitive power of a human designer. The hardware includes a CDC 6400 computer and two CDC 777 terminals with CRT screens, light pens, and keyboards. The program is written in FORTRAN 4 extended with the exception of a few functions coded in COMPASS (assembly language). The IGPP performs four major functions for the designer: (1) data input and display, (2) component placement (automatic or manual), (3) conductor path routing (automatic or manual), and (4) data output. The most complex PCB packaged to date measured 16.5 cm by 19 cm and contained 380 components, two layers of ground planes and four layers of conductors mixed with ground planes.

Urban construction and safety project

Technology utilization projects in the area of urban construction and safety included the following: development of undercarpet and baseboard flat conductor cables, flood insurance studies, tornado safety engineering, the Project TECH house at the Langley Research Center, assistance to the City of Atlanta in their environmental habitability and resource allocation program, and market assessment of a solid state diesel engine controller. The flat conductor cable and the flood insurance studies are given particular attention.

External tank gaseous oxygen line simulated lightning tests

Tests were made to evaluate the effects of lightning strikes on the shuttle external tank gaseous oxygen pressurization line. This line, designed to conduct gaseous oxygen may also act as a lightning conductor. Questions have been raised as to the potential hazard of this line as a lightning conductor with speculation as to the damage that might occur to the pressurization line, and the adjacent thermal protective surfaces, from a lightning strike. The region of investigation was from above the cone of the launch tower lightning protection to 15.24 km (50, 000 ft) altitude. Tests were performed on samples of thin wall stainless steel tubing filled with gaseous oxygen under simulated flight conditions. No specimen malfunctions occurred when the tests were conducted according to JSC specifications. Based on the JSC specifications and the results of these tests, it is concluded that a lightning strike will not cause a malfunction of the shuttle external tank gaseous oxygen line made of the representative material tested.

Contamination control coatings for hybrids

Conductive particles unexpectedly present in hermetically sealed hybrid microcircuit packages pose a high risk of shorting the closely spaced planar conductors within the package, causing failure of the device. The present work evaluates commercially available organic coating materials and determines the most promising ones for protection of complex microcircuits against entrapped particulate contaminants. The candidate materials were exposed to a series of physical and electrical screening tests, the results of which were used as a basis for the final coating selection. Silicones and high-purity epoxies are found to not only display excellent compatibility with microcircuits but to improve the performance of microcircuits as to voltage breakdown between adjacent conductors.

Eliminating gold migration in microcircuits

Report discusses how effects of moisture and other factors causing bridging between conductors can be prevented. Study details how several factors such as contaminants, large packages, high voltage, narrow conductor spacing and temperature contribute to moisture problems.

Cryogenic-coolant He-4-superconductor interaction

The thermodynamic and thermal interaction between a type 2 composite alloy and cryo-coolant He4 was studied with emphasis on post quench phenomena of formvar coated conductors. The latter were investigated using a heater simulation technique. Overall heat transfer coefficients were evaluated for the quench onset point. Heat flux densities were determined for phenomena of thermal switching between a peak and a recovery value. The study covered near saturated liquid, pressurized He4, both above and below the lambda transition, and above and below the thermodynamic critical pressure. In addition, friction coefficients for relative motion between formvar insulated conductors were determined.

Ceramic/metal seals

Design criteria are discussed for a hermetic seal capable of withstanding the 450 C operating temperature of a lithium-metal sulfide battery system. A mechanical seal consisting of two high strength alloy metal sleeves welded or brazed to a conductor assembly and pressed onto a ceramic is described. The conductor center passes through the ceramic but is not sealed to it. The seal is effected on the outside of the taper where the tubular part is pressed down over and makes contact.

Analysis and measurements of low frequency lightning component penetration through aerospace vehicle metal and graphite skins

An analysis of the shielding properties of mixed metal and graphite composite structures has illustrated some important aspects of electromagnetic field penetration into the interior. These include: (1) that graphite access doors on metallic structures will attenuate lightning magnetic fields very little; conversely, metal doors on a graphite structure will also attenuate fields from lightning strike currents very little, i.e., homogeneity of the shield is a critical factor in shielding and (2) that continuous conductors between two points inside a graphite skin such as an air data probe metallic tubing connection to an air data computer can allow large current penetrations into a vehicle interior. The true weight savings resulting from the use of composite materials can only be evaluated after the resulting electromagnetic problems such as current penetrations have been solved, and this generally requires weight addition in the form of cable shields, conductor bonding or external metallization.

Cryogenic-coolant He4-superconductor dynamic and static interactions

A composite superconducting material (NbTi-Cu) was evaluated with emphasis on post quench solid cooling interaction regimes. The quasi-steady runs confirm the existence of a thermodynamic limiting thickness for insulating coatings. Two distinctly different post quench regimes of coated composites are shown to relate to the limiting thickness. Only one regime,, from quench onset to the peak value, revealed favorable coolant states, in particular in He2. Transient recovery shows favorable recovery times from this post quench regime (not drastically different from bare conductors) for both single coated specimens and a coated conductor bundle.

Sealed Strip Line for Extreme Temperatures

Enclosed strip-line feed for microwave antennas is made by plating exterior of an assembly of etched copper-clad dielectric boards. New circuit consists of inner conductor, dielectric, and outer conductor, in a structure similar to a coaxial transmission line. New strip line could be used in airborne-radar front ends and feed networks; adaptable for underwater applications.

A probabilistic analysis of electrical equipment vulnerability to carbon fibers

The statistical problems of airborne carbon fibers falling onto electrical circuits were idealized and analyzed. The probability of making contact between randomly oriented finite length fibers and sets of parallel conductors with various spacings and lengths was developed theoretically. The probability of multiple fibers joining to bridge a single gap between conductors, or forming continuous networks is included. From these theoretical considerations, practical statistical analyses to assess the likelihood of causing electrical malfunctions was produced. The statistics obtained were confirmed by comparison with results of controlled experiments.

Terminal Strip Facilitates Printed-Circuit Board Changes

Laminanted copper and polyimide terminal strip makes it easy to modify printed-circuit (PC) board, after board has been fabricated. When epoxied over conductors or insulating portion of PC board, strip provides series of solder-coated copper conductor pads to which integrated-circuit leads are soldered for functional changes. Terminal strips accommodate leads on dual inline IC package or as staggered single or multiple leads on planar mounted flatpacks.

Component technology for space power systems

Progress made by NASA toward implementation of equipment for the conversion, management, and distribution of voltage power in space applications are reviewed. Work has been carried forward on components such as bipolar transistors, deep impurity semiconductors, conductors, dielectrics, magnetic devices, and rotary power transfer. Specific programs for the high voltage systems have included research on lightweight, low-cost conductors featuring graphite fibers containing electron donor materials for wires and cables with reduced mass and the conductivity of copper. Attention has also been given p-n junction technology for high-speed, high-current, high-voltage materials and diamond-like dielectric films which are hard, have high dielectric strength, and can operate up to 300 C. A transistor has been fabricated with a voltage of 1200 V at 100 A, with a gain of 10 and a 0.5 microsec rise/fall time. A 25 kW transformer has also been built which performs at 20 kHz with an efficiency of 99.2%.

Metallic conductivity and air stability in copper chloride intercalated carbon fibers

Carbon-copper chloride intercalation compounds have been obtained by using variously graphitized carbon fibers as host materials. The resultant conductors are air stable, thermally stable to 450 K, have electrical resistivities as low as 12.9 microohm cm at room temperature, and have metallic conductivity temperature dependencies. These intercalated fibers have tensile strengths of 160000 psi, and Young's moduli of 25 x 10 to the 6th psi. For aerospace use, 1/(resistivity x density) is a figure of merit. On this basis, a reduction in resistivity by a factor of two will make this conductor competitive with copper.

Apparatus and method for destructive removal of particles contained in flowing fluid

An apparatus and method for destructively removing particles from a flowing gas containing the particles is described. In the specific embodiments disclosed the apparatus is adapted to remove carbon particles from diesel engine exhaust products. The exhaust products are directed to a predetermined location where they are rapidly vaporized and combine with oxygen in the exhaust products to form carbon dioxide. Vaporization in one embodiment is effected by a discharge grid located within an exhaust conduit, the grid being chosen so that alternate conductors defining the grid are spaced apart a distance approximately 125 times the mean diameter of the particles to be removed. A voltage differential of approximately 690 volts is applied across adjacent conductors.

Non-noble metal based metallization systems

The results of efforts to produce a nonsilver metallization system for silicon photovoltaic cells are given. The system uses a metallization system based on molybdenum, tin, and titanium hydride. The initial work in this system was done using the MIDFILM process. The MIDFILM process attains a line resolution comparable to photoresist methods with a process related to screen printing. The surface to be processed is first coated with a thin layer of photopolymer material. Upon exposure to ultraviolet light through a suitable mask, the polymer in the non-pattern area crosslinks and becomes hard. The unexposed pattern areas remain tacky. The conductor material is then applied in the form of a dry mixture of metal which adheres to the tacky pattern area. The assemblage is then fired to ash the photopolymer and sinter the conductor powder.

Transparent conductive coatings

Thin film transparent conductors are discussed. Materials with electrical conductivity and optical transparency are highly desirable in many optoelectronic applications including photovoltaics. Certain binary oxide semiconductors such as tin oxide (SnO2) and indium oxide (In2O3) offer much better performance tradeoff in optoelectronics as well as better mechanical and chemical stability than thin semitransparent films. These thin-film transparent conductors (TC) are essentially wide-bandgap degenerate semiconductors - invariably n-type - and hence are transparent to sub-bandgap (visible) radiation while affording high electrical conductivity due to the large free electron concentration. The principal performance characteristics of TC's are, of course, electrical conductivity and optical transmission. The TC's have a refractive index of around 2.0 and hence act as very efficient antireflection coatings. For using TC's in surface barrier solar cells, the photovoltaic barrier is of utmost importance and so the work function or electron affinity of the TC is also a very important material parameter. Fabrication processes are discussed.
