Electrical properties of epitaxial 3C- and 6H-SiC p-n junction diodes produced side-by-side on 6H-SiC substrates

3C-SiC (beta-SiC) and 6H-SiC p-n junction diodes have been fabricated in regions of both 3C-SiC and 6H-SiC epitaxial layers which were grown side-by-side on low-tilt-angle 6H-SiC substrates via a chemical vapor deposition (CVD) process. Several runs of diodes exhibiting state-of-the-art electrical characteristics were produced, and performance characteristics were measured and compared as a function of doping, temperature, and polytype. The first 3C-SiC diodes which rectify to reverse voltages in excess of 300 V were characterized, representing a six-fold blocking voltage improvement over experimental 3C-SiC diodes produced by previous techniques. When placed under sufficient forward bias, the 3C-SiC diodes emit significantly bright green-yellow light while the 6H-SiC diodes emit in the blue-violet. The 6H-SiC p-n junction diodes represent the first reported high-quality 6H-SiC devices to be grown by CVD on very low-tilt-angle (less than 0.5 deg off the (0001) silicon face) 6H substrates. The reverse leakage current of a 200 micron diameter circular device at 1100 V reverse bias was less than 20 nA at room temperature, and excellent rectification characteristics were demonstrated at the peak characterization temperature of 400 C.

Solid-state ac-to-dc converter

Converter uses solid-state ac-to-dc rectification circuitry, filter circuitry, a tuned transformer, ac chopper circuitry, and an automatic current-control network. It has a dc power source which operates from 5 to 100 percent load at a 72 to 94 input to output efficiency.

The heart sound preprocessor

Technology developed for signal and data processing was applied to diagnostic techniques in the area of phonocardiography (pcg), the graphic recording of the sounds of the heart generated by the functioning of the aortic and ventricular valves. The relatively broad bandwidth of the PCG signal (20 to 2000 Hz) was reduced to less than 100 Hz by the use of a heart sound envelope. The process involves full-wave rectification of the PCG signal, envelope detection of the rectified wave, and low pass filtering of the resultant envelope.

Orbit determination by range-only data.

The determination of satellite orbits for use in geodesy using range-only data has been examined. A recently developed recursive algorithm for rectification of the nominal orbit after processing each observation has been tested. It is shown that when a synchronous satellite is tracked simultaneously with a subsynchronous geodetic target satellite, the orbits of each may be readily determined by processing the range information. Random data errors and satellite perturbations are included in the examples presented.

Wind-powered asynchronous AC/DC/AC converter system

Two asynchronous ac/dc/ac systems are modelled that utilize wind power to drive a variable or constant hertz alternator. The first system employs a high power 60-hertz inverter tie to the large backup supply of the power company to either supplement them from wind energy, storage, or from a combination of both at a preset desired current; rectifier and inverter are identical and operate in either mode depending on the silicon control rectifier firing angle. The second system employs the same rectification but from a 60-hertz alternator arrangement; it provides mainly dc output, some sinusoidal 60-hertz from the wind bus and some high harmonic content 60-hertz from an 800-watt inverter.

Metal-oxide-metal point contact junction detectors

The detection mechanism(s) and design of a mechanically stable metal-oxide-metal point contact junction detector are considered. A prototype for a mechanically stable device has been constructed and tested. A technique has been developed which accurately predicts microwave video detector and heterodyne mixer SIM (semiconductor-insulator-metal) diode performance from low dc frequency volt-ampere curves. The difference in contact potential between the two metals and geometrically induced rectification constitute the detection mechanisms.

Satellite imagery and weather for the BESEX area, 15 February - 10 March 1973

The Bering Sea Experiment (BESEX) was conducted in February and March 1973 to study ice cover, sea state and zones of precipitation by means of airborne microwave radiometers over the Bering Sea. The images were computer processed from satellite data tapes. In processing the tapes, compensation was made for satellite attitude and altitude variations, as well as for image rectification. Visual imagery was taken in the 0.4 to 1.1-u range, and infrared imagery in the 8.0 to 13.0-u range.

A system to geometrically rectify and map airborne scanner imagery and to estimate ground area

A system of computer programs were developed which performs geometric rectification and line-by-line mapping of airborne multispectral scanner data to ground coordinates and estimates ground area. The system requires aircraft attitude and positional information furnished by ancillary aircraft equipment, as well as ground control points. The geometric correction and mapping procedure locates the scan lines, or the pixels on each line, in terms of map grid coordinates. The area estimation procedure gives ground area for each pixel or for a predesignated parcel specified in map grid coordinates. The results of exercising the system with simulated data showed the uncorrected video and corrected imagery and produced area estimates accurate to better than 99.7%.

ATS-F spacecraft - An EMC challenge

The Applications Technology Satellite F (ATS-F) is the latest of a series of satellites for communications, scientific experiments, and data collection. The physical configuration of the spacecraft is examined along with operational characteristics and EMC management and control. Predicted and encountered problems are discussed, giving attention to wiring pick-up and reradiation, input rectification and bias off-set, intermodulation products, harmonics, component degradation, electroexplosive devices, spacecraft test complex vulnerability, and launch environment testing. Approaches used for locating the problems are considered and a description is given of the key factors and constraints in achieving EMC.

Ac electronic tunneling at optical frequencies

Rectification characteristics of non-superconducting metal-barrier-metal junctions deduced from electronic tunneling have been observed experimentally for optical frequency irradiation of the junction. The results provide verification of optical frequency Fermi level modulation and electronic tunneling current modulation.

Feasibility Study of a Satellite Solar Power Station

A feasibility study of a satellite solar power station (SSPS) was conducted to: (1) explore how an SSPS could be flown and controlled in orbit; (2) determine the techniques needed to avoid radio frequency interference (RFI); and (3) determine the key environmental, technological, and economic issues involved. Structural and dynamic analyses of the SSPS structure were performed, and deflections and internal member loads were determined. Desirable material characteristics were assessed and technology developments identified. Flight control performance of the SSPS baseline design was evaluated and parametric sizing studies were performed. The study of RFI avoidance techniques covered (1) optimization of the microwave transmission system; (2) device design and expected RFI; and (3) SSPS RFI effects. The identification of key issues involved (1) microwave generation, transmissions, and rectification and solar energy conversion; (2) environmental-ecological impact and biological effects; and (3) economic issues, i.e., costs and benefits associated with the SSPS. The feasibility of the SSPS based on the parameters of the study was established.

High voltage power Schottky diodes

Calculations of the low frequency rectification efficiency of power Schottky diodes show that silicon Schottky rectifiers have lower losses than silicon p-n junctions for all voltage applications up to approximately 150 volts. These calculations are presented. Large area Schottky diodes have been fabricated which exhibit near ideal reverse leakage at 100 C out to approximately 100 volts and which have current capability of 100 A. Fabrication details and performance data are presented.

IPL processing of the Mariner 10 images of Mercury

This paper describes the digital processing performed on the images of Mercury returned to earth from Mariner 10. Each image contains considerably more information than can be displayed in a single picture. Several specialized processing techniques and procedures are utilized to display the particular information desired for specific scientific analyses: radiometric decalibration for photometric investigations, high-pass filtering to characterize morphology, modulation transfer function restoration to provide the highest possible resolution, scene-dependent filtering of the terminator images to provide maximum feature discriminability in the regions of low illumination, and rectification to cartographic projections to provide known geometric relationships between features. A principal task was the construction of full disk mosaics as an aid to the understanding of surface structure on a global scale.

Free-space microwave power transmission study, phase 3

The results of an investigation of the technology of free-space power transmission by microwave beam are presented. A description of the steps that were taken to increase the overall dc to dc efficiency of microwave power transmission from 15 percent to over 50 percent is given. Included in this overall efficiency were the efficiencies of the dc to microwave conversion, the microwave transmission itself, and the microwave to dc conversion. Improvements in launching the microwave beam with high efficiency by means of a dual mode horn resulted in 95 percent of the output of the microwave generator reaching the receiving area. Emphasis was placed upon successive improvements in reception and rectification of the microwave power, resulting in the design of a rectenna device for this purpose whose efficiency was 75 percent. The procedures and the hardware developed were the basis for tests certified by the Jet Propulsion Laboratory in which an overall dc to dc efficiency of 54 percent was achieved.

Optical diodes

Research on metal-barrier-metal structures is reviewed. Topics discussed include: demonstration of antenna coupling and rectification characteristics with high resistance evaporated structures at a wavelength of 10 microns; application of these devices to coherent conversion of laser radiation and infrared and optical circuit elements; and comparison of the point-contact type of diode structure and the newly developed photolithographic structures.

South Louisiana remote-sensing environmental information system

Satellite gathered remote sensor data were used to update a basic environmental atlas of southern Louisiana to reflect recent dynamic geological changes, such as erosion by wave action along the coast and active delta building in the lower part of the Mississippi Basin. Standard pattern recognition programs were utilized to update LANDSAT pictures for three categories (generalized land use, ecological zones and vegetation) to obtain a simulated color photomap for LANDSAT frames for further rectification by a table lookup program.
