20 kV Gallium Nitride pn Diode Electro-Magnetic Pulse Arrestor for Grid Reliability (Final Report)

This project developed vertical Gallium Nitride (GaN) pn diodes under two main thrusts: (1) A focus on relatively higher-voltage devices for use as fast EMP arrestors to protect the electric grid; and (2) A focus on a Foundry effort to establish the manufacturability of relatively lower-voltage devices. For the first thrust, the aim was to develop devices that go into avalanche breakdown to clamp the voltage across sensitive grid equipment subject to voltage transients induced by electromagnetic pulses (EMPs). Devices with breakdown voltages exceeding 6.5 kV were achieved, and breakdown times shorter than 1 ns were demonstrated, which is sufficiently fast to protect against the fast component of an EMP-induced signal. Key challenges included the epitaxial growth of thick (50 um or more), low-doped (low 10 15 cm -3 range) GaN layers comprising the drift regions of the diodes, as well as the design and fabrication of edge termination structures (step-etched junction termination extensions) to prevent premature breakdown. Midway through the project, an additional emphasis was put on large-area, high-current devices, and forward currents of approximately 400 A were achieved in composite devices towards the end of the project. Experimental and theoretical studies of impact ionization and avalanche ruggedness were also conducted. For the second thrust (the Foundry), the focus was primarily on 1.2-kV-class devices, although towards the end of the project outstanding results on 3.3-kV-class devices were also achieved. The aim of the Foundry was to develop a high-yield, reliable, and economic vertical GaN pn diode process. The Foundry conducted characterization of incoming epitaxial material and correlated this information with the yield and performance of fully processed devices. Wafer maps of diode characteristics such as forward and reverse current as well as capacitance-voltage curves were measured using auto-probing. Several mask sets comprising different-area devices as well as multiple edge termination designs (implanted junction termination extensions, guard rings, and combinations thereof) were studied, and machine-learning-based approaches were utilized to analyze the data. Packaging and reliability efforts were also undertaken for the Foundry diodes, which are necessary for a viable commercial process.

Micro-Hydropower and Aquatic Restoration on Lands of the Eastern Band of Cherokee Indians

Rural and Tribal communities in Southern Appalachia face persistent challenges in energy access owing to rugged terrain, dense forest cover, and limited infrastructure. The Eastern Band of Cherokee Indians (EBCI) is a federally recognized Tribe whose ancestral homelands include much of Southern Appalachia. The Tribe’s present-day homeland, termed the Qualla Boundary, lies in the heart of the region, where the extreme ruggedness of the Blue Ridge Mountains exacerbates challenges to energy access. For the EBCI, these challenges also intersect with a deep cultural commitment to stewardship of land and water. The Tribe has explored multiple energy solutions, with hydropower serving as an existing and realized source of energy for the region’s communities. However, the EBCI’s commitment to protecting aquatic systems has led not only to a historical lack of endorsement of new conventional hydropower on Tribal lands but also to ongoing efforts to remove the area’s only existing hydropower facility at Ela Dam.

Unattended Monitoring of Uranium Holdup with Scintillating Fibers

This work evaluated the use of scintillating fiber (SciFi) radiation sensors as a cost-effective, unattended monitoring technique for uranium holdup accumulation in reprocessing equipment. With ruggedized packaging and an outer diameter of less than 1 cm, scintillating fibers offer deployment flexibility. Additionally, plastic scintillating fibers coupled with standard optical fibers provide an affordable option to monitor locations kilometers away from a localized control room or data acquisition (DAQ) system. These combinations of characteristics along with their relatively low manufacturing costs make scintillating fibers ideal for installation at key measurement points such as pipes, valves, and filtration systems.

The silicon vidicon: Integration, storage and slow scan capability - Experimental observation of a secondary mode of operation.

Description of the performance of the silicon diode array vidicon - an imaging sensor which possesses wide spectral response, high quantum efficiency, and linear response. These characteristics, in addition to its inherent ruggedness, simplicity, and long-term stability and operating life make this device potentially of great usefulness for ground-base and spaceborne planetary and stellar imaging applications. However, integration and charged storage for periods greater than approximately five seconds are not possible at room temperature because of diode saturation from dark current buildup. Since dark current can be reduced by cooling, measurements were made in the range from -65 to 25 C. Results are presented on the extension of integration, storage, and slow scan capabilities achievable by cooling. Integration times in excess of 20 minutes were achieved at the lowest temperatures. The measured results are compared with results obtained with other types of sensors and the advantages of the silicon diode array vidicon for imaging applications are discussed.

Power processor for a 20CM ion thruster

A power processor breadboard for the JPL 20CM Ion Engine was designed, fabricated, and tested to determine compliance with the electrical specification. The power processor breadboard used the silicon-controlled rectifier (SCR) series resonant inverter as the basic power stage to process all the power to the ion engine. The breadboard power processor was integrated with the JPL 20CM ion engine and complete testing was performed. The integration tests were performed without any silicon-controlled rectifier failure. This demonstrated the ruggedness of the series resonant inverter in protecting the switching elements during arcing in the ion engine. A method of fault clearing the ion engine and returning back to normal operation without elaborate sequencing and timing control logic was evolved. In this method, the main vaporizer was turned off and the discharge current limit was reduced when an overload existed on the screen/accelerator supply. After the high voltage returned to normal, both the main vaporizer and the discharge were returned to normal.

Environmental control system transducer development study

A development test program of transducers for aerospace projects is described. Stability and performance of existing transducers, and improvements compatible with shuttle ECS requirements are investigated. These requirements incorporate design and development features into the transducers, and include the following: (1) improvement of overall transducer ruggedness and reliability; (2) common transducers for all ECS fluids that will be unaffected by long quiescent periods in the space environment, that will require no maintenance or refurbishing for at least 100 launches; and (3) appropriate self-check features that simplify checkout and maintenance. Models of three different transducers, a three-way valve for pressure transducers from closed liquid loops, surface-type platinum-wire resistance temperature sensors, and a nuclenics gaging system are evaluated. Tests and development improvements are described.

Solid state electro-optic color filter and iris

The electro-optic properties of lanthanum-modified lead zirconate titanate (PLZT) ferroelectric ceramic material are evaluated when utilized as a variable density and/or spectral filter in conjunction with a television scanning system. Emphasis was placed on the development of techniques and procedures for processing the PLZT disks and for applying efficient electrode structures. A number of samples were processed using different combinations of cleaning, electrode material, and deposition process. Best overall performance resulted from the direct evaporation of gold over chrome electrodes. A ruggedized mounting holder assembly was designed, fabricated, and tested. The assembly provides electrical contacts, high voltage protection, and support for the fragile PLZT disk, and permits mounting and optical alignment of the associated polarizers. Operational measurements of a PLZT sample mounted in the holder assembly were performed in conjunction with a television camera and the associated drive circuits. The data verified achievement of the elimination of the observed white-line effect.
