Fabrication, Measurement, and Modeling of GaInP/GaAs Three-Terminal Cells and Strings

Three-terminal (3T) GaInP/GaAs solar cells are fabricated from inverted-grown monolithic tandems and processed with external metal contacts suitable for easy interconnection. Prototype 3T tandems both with and without tunnel junctions are demonstrated. They are characterized as a function of two independent variables in a variety of configurations, with each configuration holding one of the contacts common to two source-meter units (SMUs). Each of these different measurement configurations completely characterizes the device by transforming the results into 6 unique device parameters and plotting the total power parametrically in two dimensions. The performance is fit using a 3T optoelectronic model that includes luminescent coupling as well as important resistances. Eight of these devices are interconnected in various voltage-constrained configurations to form voltage-matched (VM) strings. Measurement and analysis of these III-V devices and strings are generally applicable to all 3T photovoltaics.

Compensated Contacts for Three-Terminal Transistor Solar Cells

The heterojunction bipolar transistor solar cell (HBTSC) is an alternative to conventional double-junction solar cells that combines the advantages of three-terminal architectures with a compact design. A critical part of the HBTSC fabrication is the implementation of the middle contact, the one associated to the base layer in the transistor structure, because this layer can be damaged by the diffusion of metallic species during contact annealing. As a solution we propose to implement a "compensated contact", that is, to leave a thin (< 200 nm) portion of emitter or collector between the base layer and the contact metals and compensate its doping during contact annealing. Using an Au/Zn/Au metal structure to compensate a 150 nm thick portion of the collector, we obtain a specific contact resistance ~8 10-4 ..omega.. cm2. This value is fairly invariant for annealing temperatures between 400 and 460 degrees C and annealing times between 2 and 5 minutes, and it does not improve by adding Pd to the metallic stack. Optimizing the compensated contact technology opens the path to the realization of III-V-material-based HBTSCs with open-circuit voltages and fill factors comparable to those of conventional multijunction architectures.

Voltage-Matched Strings using 3-Terminal Tandems: Fundamentals and End Losses

Strings constructed from 3-terminal tandem (3TT) cells can provide some of the performance benefits of voltage-matching with less cell complexity than strings based on 4-terminal tandem cells. However, the circuitry for a 3TT string can become more complex, making circuit analysis more challenging. Here we illustrate the essential features of single-polarity voltage-matched (VM) 3TT strings using representative examples. End losses are intrinsic to this type of string, but can be reduced by minimizing m and n in the Vtop/Vbot VM ratio m/n, and further mitigated by increasing the string length. This analysis agrees with preliminary experimental results.

Stringing Monolithic Three Terminal III-V Tandems

Tandemdevicesarewellknowntosurpasssinglejunctions.However,thelimitationsofcurrent-matchingisaconcern for changing spectra in terrestrial applications. Three terminal tandem (3T) devices can be more robust to these variations resulting in higher energy yield than single junction devices and two terminal series-connected tandems. We fabricate one-sun 3T tandem devices made of inverted grown III-V tandem (GaInP/t/GaAs) as a prototype of 3T tandems for stringing and measurement demon- strations. We demonstrate 3T tandem measurements that can be used to understand the use of 3T tandems in various constrained configurations. We have demonstrated the improvement of unconstrained 3T tandem cells over 2T series-connected cells as the illumination changes. We present initial results for micro-module with up to 8 3T tandem devices to be strung together.

Fundamentals of Three-Terminal Tandem Solar Cells: a Comprehensive Taxonomy

Three-terminal tandem (3TT) solar cells can overcome some of the limitations of two- and four-terminal tandem designs. However, the coupled nature of the cells adds a degree of complexity to the devices themselves and the ways that their performance can be measured and reported. To facilitate understanding, we have developed a taxonomy which encompasses all types of 3TT devices, enabling a common nomenclature for discussing devices and performance. Once the physical devices, contact nodes, and loading circuitry have been self-consistently described, it becomes apparent that a wide range of 3TT devices share a common set of design and operating principles.

Inverted GaInP/GaAs Three-Terminal Heterojunction Bipolar Transistor Solar Cell

Here we present the experimental results of an inverted three-terminal heterojunction bipolar transistor solar cell (HBTSC) made of GaInP/GaAs. The inverted growth and processing enables contacting the intermediate layer from the bottom, which increases the cell performance by reducing shadow factor and series resistance at the same time. With this prototype we show that an inverted processing of a three-terminal solar cell is feasible and pave the way for the application of epitaxial lift-off, substrate reuse and mechanical stacking to the HBTSC which can eventually lead to a low-cost high-efficiency III-V-on-Si HBTSC technology.

Carbon flow through energycane agroecosystems established post-intensive agriculture

As part of an integrated energy and climate system, biomass production for bioenergy based on the tropical perennial C4 grass energycane can both offset fossil fuels and store soil carbon (C). We measured energycane yields, root biomass, soil C pools, and soil C stocks in a 4 year field trial and modeled C flow from plants to soils in the surface layer of no-till energycane planted after more than a century of intensive sugarcane agriculture. Aboveground yields ranged from 16.7 to 19.0 Mg C/ha over the 4 year trial. Although total C stocks did not significantly differ in the surface layer (approx. 0–20 cm) during the study, C in free and occluded light fractions decreased, whereas C in the mineral-rich dense fraction increased over 4 years. Belowground system inputs, estimated from measurements and informed by convergence in the final soil fraction model, were set to 2.5 Mg C ha -1 year -1 . With this input value, we estimated that surface soils retained photosynthetically fixed C predominantly within the mineral-associated organic matter pool for a mean and median transit time of 177 and 110 years, respectively. Although we did not model C flow to deep soil layers (approx. 0–100 cm), observed C accumulation (11.4 Mg C ha -1 year -1 ) and root growth down to 120 cm suggest that soil processes and resulting C sequestration at the surface are likely to persist deeper into the soil profile. Energycane, as a strong candidate for climate change mitigation and land degradation remediation, showed high biomass yields and allocation of resources to roots, with sequestered soil C expected to persist for over a century.

Quantum Algorithm Implementations for Beginners

As quantum computers become available to the general public, the need has arisen to train a cohort of quantum programmers, many of whom have been developing classical computer programs for most of their careers. While currently available quantum computers have less than 100 qubits, quantum computing hardware is widely expected to grow in terms of qubit count, quality, and connectivity. This review aims at explaining the principles of quantum programming, which are quite different from classical programming, with straightforward algebra that makes understanding of the underlying fascinating quantum mechanical principles optional. We give an introduction to quantum computing algorithms and their implementation on real quantum hardware. We survey 20 different quantum algorithms, attempting to describe each in a succinct and self-contained fashion. We show how these algorithms can be implemented on IBM’s quantum computer, and in each case, we discuss the results of the implementation with respect to differences between the simulator and the actual hardware runs. This article introduces computer scientists, physicists, and engineers to quantum algorithms and provides a blueprint for their implementations.

Ternary Nitride Materials: Fundamentals and Emerging Device Applications

Interest in inorganic ternary nitride materials has grown rapidly over the past few decades, as their diverse chemistries and structures make them appealing for a variety of applications. Due to synthetic challenges posed by the stability of N 2 , the number of predicted nitride compounds dwarfs the number that have been synthesized, offering a breadth of opportunity for exploration. This review summarizes the fundamental properties and structural chemistry of ternary nitrides, leveraging metastability and the impact of nitrogen chemical potential. A discussion of prevalent defects, both detrimental and beneficial, is followed by a survey of synthesis techniques and their interplay with metastability. Throughout the review, we highlight applications (such as solid-state lighting, electrochemical energy storage, and electronic devices) in which ternary nitrides show particular promise.

Circuit Analysis of Ionizing Surface Potential Measurements of Electrolyte Solutions

Surface potential measurement values of the gas-liquid interface can be ambiguous despite the numerous electrochemical approaches used for quantification of the reported values. Calibration and normalization methods are not standardized, which often undermines the robustness of the reported values. Surface potential instrumentation and data interpretation also varies significantly across literature. Here, we propose a circuit model for an ionizing surface potential method based on the alpha decay of a radioactive americium-241 electrode. We evaluate the robustness of the circuit model for quantifying the surface potential at the air-aqueous interface. We then show successful validation of our circuit model through determination of the surface tension of the air-electrolyte interface with comparison to respective surface tension literature values. This validation reveals the reliability of surface potential measurements using the americium-241 ionizing method. We also report the surface potential difference of the air/water interface to be –0.49 V ± 0.01 V consistent with hydrogens of water pointing toward the air phase.

INTREPID program: technology and architecture for next-generation, energy-efficient, hyper-scale data centers [Invited]

The INTREPID program is developing power-efficient coherent optics for package-level integration with future switch integrated circuits as a path to realizing higher-radix switches for flatter networks. The link architecture is underpinned by coherent quadrature phase-shift keying (QPSK) polarization-multiplex transceivers at 200 Gb/s per λ <#comment/> , further enhanced with wavelength division multiplexing (WDM) to enable energy-efficient 800 or 1600 Gb/s inter-switch fiber connections. The technology is compatible with conventional three-level data center designs as well as a two-level data center design introduced here, which includes an added layer of passive, arrayed waveguide grating routers (AWGRs) or WDM circuit switches to further improve the cost, energy efficiency, and latency of the network.

X-ray computed tomography using partially coherent Fresnel diffraction with application to an optical fiber

A reconstruction algorithm for partially coherent x-ray computed tomography (XCT) including Fresnel diffraction is developed and applied to an optical fiber. The algorithm is applicable to a high-resolution tube-based laboratory-scale x-ray tomography instrument. The computing time is only a few times longer than the projective counterpart. The algorithm is used to reconstruct, with projections and diffraction, a tilt series acquired at the micrometer scale of a graded-index optical fiber using maximum likelihood and a Bayesian method based on the work of Bouman and Sauer. The inclusion of Fresnel diffraction removes some reconstruction artifacts and use of a Bayesian prior probability distribution removes others, resulting in a substantially more accurate reconstruction.

Integrated SOAs enable energy-efficient intra-data center coherent links

Coherent optical links are becoming increasingly attractive for intra-data center applications as data rates scale. Realizing the era of high-volume short-reach coherent links will require substantial improvements in transceiver cost and power efficiency, necessitating a reassessment of conventional architectures best-suited for longer-reach links and a review of assumptions for shorter-reach implementations. In this work, we analyze the impact of integrated semiconductor optical amplifiers (SOAs) on link performance and power consumption, and describe the optimal design spaces for low-cost and energy-efficient coherent links. Placing SOAs after the modulator provide the most energy-efficient link budget improvement, up to 6 pJ/bit for large link budgets, despite any penalties from nonlinear impairments. Increased robustness to SOA nonlinearities makes QPSK-based coherent links especially attractive, and larger supported link budgets enable the inclusion of optical switches, which could revolutionize data center networks and improve overall energy efficiency.

Mixed domain coherent link with electrically reconfigurable IMDD and coherent modes for O-band data center applications

We report the first O-band link with electrically reconfigurable intensity-modulation direct-detection (IMDD) and coherent operation using custom silicon photonic chips packaged with commercial electronic chips. Transmission below the KP4-FEC threshold is shown using commercial 53 Gbaud PAM4 digital signal processing (DSP) for 16QAM (200 Gbps/ λ ) and PAM4 (100 Gbps/ λ ). Efficient operation of the packaged full link at 12 and 11.2 pJ/bit is achieved for the PAM4 and 16QAM modes, respectively.

Dual-polarization O-band silicon photonics transmitter with an integrated tunable laser, Mach-Zehnder modulators, and SOAs

Presented is an O-band silicon photonics dual-polarization coherent/IMDD modulator integrated with semiconductor optical amplifiers and tunable laser to enhance the short-reach link budget. The laser demonstrated output power >6 dBm and a <250 kHz linewidth over a 14 nm tuning range. Modulators paired with custom 64 Gbaud QPSK drivers exhibited improved analog link sensitivity compared to similar devices without integrated gain sections. They also demonstrated 53 Gbaud dual-polarization PAM4 operation when characterized with a linear driver and MaxLinear 100G/lane DSP board. Both optical links achieved BERs at the KP4-FEC threshold and overall transmitter assembly energy consumption <6.9 pJ/bit without any thermal control when at steady room temperatures.
