Silicon-Carbide Power MOSFET Performance in High Efficiency Boost Power Processing Unit for Extreme Environments

Silicon-Carbide device technology has generated much interest in recent years. With superior thermal performance, power ratings and potential switching frequencies over its Silicon counterpart, Silicon-Carbide offers a greater possibility for high powered switching applications in extreme environment. In particular, Silicon-Carbide Metal-Oxide- Semiconductor Field-Effect Transistors' (MOSFETs) maturing process technology has produced a plethora of commercially available power dense, low on-state resistance devices capable of switching at high frequencies. A novel hard-switched power processing unit (PPU) is implemented utilizing Silicon-Carbide power devices. Accelerated life data is captured and assessed in conjunction with a damage accumulation model of gate oxide and drain-source junction lifetime to evaluate potential system performance at high temperature environments.

Long-Term Reliability of a Hard-Switched Boost Power Processing Unit Utilizing SiC Power MOSFETs

Silicon carbide (SiC) power devices have demonstrated many performance advantages over their silicon (Si) counterparts. As the inherent material limitations of Si devices are being swiftly realized, wide-band-gap (WBG) materials such as SiC have become increasingly attractive for high power applications. In particular, SiC power metal oxide semiconductor field effect transistors' (MOSFETs) high breakdown field tolerance, superior thermal conductivity and low-resistivity drift regions make these devices an excellent candidate for power dense, low loss, high frequency switching applications in extreme environment conditions. In this paper, a novel power processing unit (PPU) architecture is proposed utilizing commercially available 4H-SiC power MOSFETs from CREE Inc. A multiphase straight boost converter topology is implemented to supply up to 10 kilowatts full-scale. High Temperature Gate Bias (HTGB) and High Temperature Reverse Bias (HTRB) characterization is performed to evaluate the long-term reliability of both the gate oxide and the body diode of the SiC components. Finally, susceptibility of the CREE SiC MOSFETs to damaging effects from heavy-ion radiation representative of the on-orbit galactic cosmic ray environment are explored. The results provide the baseline performance metrics of operation as well as demonstrate the feasibility of a hard-switched PPU in harsh environments.

High Temperature Boost (HTB) Power Processing Unit (PPU) Formulation Study

This technical memorandum is to summarize the Formulation Study conducted during fiscal year 2012 on the High Temperature Boost (HTB) Power Processing Unit (PPU). The effort is authorized and supported by the Game Changing Technology Division, NASA Office of the Chief Technologist. NASA center participation during the formulation includes LaRC, KSC and JPL. The Formulation Study continues into fiscal year 2013. The formulation study has focused on the power processing unit. The team has proposed a modular, power scalable, and new technology enabled High Temperature Boost (HTB) PPU, which has 5-10X improvement in PPU specific power/mass and over 30% in-space solar electric system mass saving.

Aerodynamics of trans-atmopsheric vehicles : a non-dimensional approach

The non-dimensional approach to aerodynamics of trans-atmospheric flight is discussed, which explicitly takes into account the vertical span of the atmosphere as well as atmospheric mass load (atmospheric pressure) at the current flight level. As an example, a simple analytic model of the dynamics of trans-atmospheric flight is considered for both powered boost and non-powered glide of a trans-atmospheric vehicle, and the applicability to more general, numerical models of atmospheric flight is discussed.

Solder Bonding for Power Transistors

Indium solder boosts power rating and facilitates circuit changes. Efficient heat conduction from power transistor to heat sink provided by layer of indium solder. Low melting point of indium solder (141 degrees C) allows power transistor to be removed, if circuit must be reworked, without disturbing other components mounted with ordinary solder that melts at 181 degrees C. Solder allows devices operated at higher power levels than does conventional attachment by screws.

Nonlinear program based optimization of boost and buck-boost converter designs

The facility of an Augmented Lagrangian (ALAG) multiplier based nonlinear programming technique is demonstrated for minimum-weight design optimizations of boost and buck-boost power converters. Certain important features of ALAG are presented in the framework of a comprehensive design example for buck-boost power converter design optimization. The study provides refreshing design insight of power converters and presents such information as weight and loss profiles of various semiconductor components and magnetics as a function of the switching frequency.

Computer simulations of optimum boost and buck-boost converters

The development of mathematicl models suitable for minimum weight boost and buck-boost converter designs are presented. Modeling of DC spacecraft power systems

Future spacecraft power systems must be capable of supplying power to various loads. This delivery of power may necessitate the use of high-voltage, high-power dc distribution systems to transmit power from the source to the loads. Using state-of-the-art power conditioning electronics such as dc-dc converters, complex series and parallel configurations may be required at the interface between the source and the distribution system and between the loads and the distribution system. This research will use state-variables to model and simulate a dc spacecraft power system. Each component of the dc power system will be treated as a multiport network, and a state model will be written with the port voltages as the inputs. The state model of a component will be solved independently from the other components using its state transition matrix. A state-space averaging method is developed first in general for any dc-dc switching converter, and then demonstrated in detail for the particular case of the boost power stage. General equations for both steady-state (dc) and dynamic effects (ac) are obtained, from which important transfer functions are derived and applied to a special case of the boost power stage.

OAO-3 end of mission power subsystem evaluation

End of mission tests were performed on the OAO-3 power subsystem in three component areas: solar array, nickel-cadmium batteries and the On-Board Processor (OBP) power boost operation. Solar array evaluation consisted of analyzing array performance characteristics and comparing them to earlier flight data. Measured solar array degradation of 14.1 to 17.7% after 8 1/3 years is in good agreement with theortical radiation damage losses. Battery discharge characteristics were compared to results of laboratory life cycle tests performed on similar cells. Comparison of cell voltage profils reveals close correlation and confirms the validity of real time life cycle simulation. The successful operation of the system in the OBP/power boost regulation mode demonstrates the excellent life, reliability and greater system utilization of power subsystems using maximum power trackers.

Power laser beaming and applications in space

The concept of power-laser beaming in space is described with reference to particular technologies for such systems and their potential applications. A power-beaming system comprises a laser transmitter and receiver, beam-directing optics, and a laser-to-electric power converter, and the system can be used to: (1) extend a lunar rover's excursion range; (2) boost power levels onboard the Space Station Freedom; and (3) to realize laser propulsion. Attention is also given to the potential pump power available from the strongest solar-pumped iodine photodissociation lasers which, when used with a t-C4F9I lasant, is a suitable laser power transmitter.

High Temperature Boost (HTB) Anode Power Supply for a Modular and Scalable Power Processing Unit

A concept of a modular and scalable 10kW to 80kW High Temperature Boost (HTB) Power Processing Unit (PPU) capable of operating at temperatures beyond the standard military temperature range was proposed for solar electric in-space propulsion. Within the PPU, the Anode Power Supply (APS) module is a 10kW modular power stage and is the key to the HTB PPU. This paper is to present the design, development, fabrication, testing and thermal demonstration of the 10kW HTB APS. The system architecture and the paradigm shift of the HTB PPU is also to be described. In addition, the extreme environments electronic and packaging technologies are addressed as the fundamental technology path. The HTB PPU is intended for power processing in the area of space solar electric propulsion, where reduction of in-space mass and volume are desired, and sometimes even critical, to achieve the goals of future space flight missions. The concept of the HTB PPU can also be applied to other extreme environment applications, such as geothermal and petroleum deep-well drilling, where higher temperature operation is required.

Research requirements for emergency power to permit hover-one-engine-inoperative helicopter operation

The research and technology demonstration requirements to achieve emergency-power capability for a civil helicopter are documented. The goal for emergency power is the ability to hover with one engine inoperative, transition to minimum-power forward flight, and continue to a safe landing where emergency power may or may not be required. The best method to obtain emergency power is to augment the basic engine power by increasing the engine's speed and turbine-inlet temperature, combined with water-alcohol injection at the engine inlet. Other methods, including turbine boost power and flywheel energy, offer potential for obtaining emergency power for minimum time durations. Costs and schedules are estimated for a research and development program to bring emergency power through a hardware-demonstration test. Interaction of engine emergency-power capability with other helicopter systems is examined.

Transparent solar cell module

Modified solar cell module uses high transmission glass and adhesives, and heat dissipation to boost power per unit area by 25% (9.84% efficiency based on cell area at 60 C and 100 mW/sq cm flux). Design is suited for automatic production and is potentially more cost effective.

Efficient, lightweight dc/dc switching converter

Converters have input properties of boost power stage and output properties of buck power stage, yet they perform general conversion function with high efficiency. Other features include non-pulsating input/output currents, use of capacitive energy transfer, low output voltage ripple, reduced EMI, and small size.
