Dislocation half-loop control for optimal V-defect density in GaN-based light emitting diodes

V-defects are morphological defects that typically form on threading dislocations during epitaxial growth of $(0001)$-oriented GaN layers. A V-defect is a hexagonal pyramid-shaped depression with six {$10\bar{1}1$}-oriented sidewalls. These semipolar sidewalls have a lower polarization barrier than the polarization barriers present between the polar c-plane quantum wells and quantum barriers and can laterally inject carriers directly into quantum wells in GaN-based light emitting diodes (LEDs). This is especially important, as the high polarization field in c-plane GaN is a significant factor in the high forward voltage of GaN LEDs. The optimal V-defect density for efficient lateral carrier injection in a GaN LED (∼10 9 cm −2 ) is typically an order of magnitude higher than the threading dislocation density of GaN grown on patterned sapphire substrates (∼10 8 cm −2 ). Pure-edge dislocation loops have been known to exist in GaN, and their formation into large V-defects via low-temperature growth with high Si-doping has recently been studied. Here, in this work, we develop a method for pure-edge threading dislocation half-loop formation and density control via disilane flow, growth temperature, and thickness of the half-loop generation layer. We also develop a method of forming the threading dislocation half-loops into V-defects of comparable size to those originating from substrate threading dislocations.

The influence of V-defects, leakage, and random alloy fluctuations on the carrier transport in red InGaN MQW LEDs

Red InGaN-based light-emitting diodes (LEDs) exhibit lower internal quantum efficiencies than violet, blue, and green InGaN LEDs due to a reduction in radiative recombination rates relative to non-radiative recombination rates as the Indium composition increases. Additionally, the larger polarization and band offset barriers between high indium content InGaN quantum wells and GaN quantum barriers increase the forward voltage. In blue and green LEDs, random alloy fluctuations and V-defects play a key role in reducing the forward voltage. When V-defects are present, either naturally or intentionally introduced, they create an alternative path for carrier injection into the MQWs through the V-defect sidewalls. This injection mechanism explains the turn-on voltages of green LEDs. However, in InGaN red LEDs, these two phenomena do not reduce the forward voltage as effectively as in blue and green LEDs, and consequently, the computed forward voltage remains significantly higher than the measured one. Furthermore, currents are observed at low voltages before the turn-on voltage (V<ℏω/e=2.0 V) of red LEDs. To address this, we introduce dislocation-induced tail states in the modeling, suggesting that leakage current through these states may play a significant role both below and at turn-on voltages. The simulation also indicates that leakage carriers below turn-on accumulate, partially diffuse in the QWs, screen the polarization-induced barrier in the low injection regime, and further reduce the forward voltage. Despite these beneficial effects, a drawback of dislocation-induced tail states is the enhanced nonradiative recombination in the dislocation line region. This study provides a detailed analysis of device injection physics in InGaN QW red LEDs and outlines potential optimization strategies.

High-frequency electrical behavior in V 3 O 5 thin films

Vanadium oxides are known for their metal–insulator transition (MIT), with V 3 O 5 being notable for its transition temperature exceeding room temperature. At about 430 K, this material shows a change in crystal symmetry accompanied with one order of magnitude increase in its electrical conductivity and alterations in its optical properties. Although the property changes during the MIT in V 3 O 5 are less pronounced than those observed in VO 2 , its transition temperature is 90 K higher, making it appealing for applications requiring elevated temperatures. In this article, the high-frequency characteristics were determined in a V 3 O 5 two-terminal device in the range from 5 to 35 GHz. The S-parameters showed that the return loss at room temperature was close to −1.5 dB, and the isolation between ports was approximately −50 dB. At temperatures above the metal–insulator transition, the isolation decreased to around −40 dB at 35 GHz. For S11 and S22, similar behavior was observed at room temperature, with a notable change in the S-parameter phase of the device. This behavior suggests that V 3 O 5 may function well as a capacitor because the considerable change in phase could control the flow of electrical signals in devices. This property also may be used for matching purposes, especially considering its response to temperature changes. Additionally, conductivity calculation from S-parameters shows a decrease of approximately two orders of magnitude at 500 K and one order of magnitude at 300 K compared to DC values. These findings highlight V 3 O 5 potential for integration into radio frequency devices that demand consistent performance in high-temperature environments.

Statistical uncertainties of the v n { 2 k } harmonics from Q cumulants

Analytic formulas to calculate statistical uncertainties of v n { 2 k } harmonics extracted from the Q cumulants are presented. The Q cumulants are multivariate polynomial functions of the weighted means of 2m-particle azimuthal correlations, $\langle\langle 2 m \rangle\rangle$. Variances and covariances of the $\langle\langle 2 m \rangle\rangle$ are included in the analytic formulas of the uncertainties that can be calculated simultaneously with the calculations of the v n { 2 k } harmonics. The calculations are performed using a simple toy model, which roughly simulates elliptic flow azimuthal anisotropy with magnitudes around 0.05. The results are compared with the results obtained by the many data subsets, and by the bootstrapping method. The first one is a common way of estimation of the statistical uncertainties of the v n { 2 k } harmonics in a real experiment. In order to increase precision in the measurement of the v n { 2 k } harmonics, a large number of 15 000 subsets and the same number of the resampling in the bootstrap method is used. Unlike the other ways of the analytic calculation of the v n { 2 k } statistical uncertainties, our proposal that includes the use of squared weights in the calculation of both the variances and covariances, gives the best agreement with the results obtained from the subsets and bootstrap method. Additionally, a recurrence equation between Q cumulants of any order is also presented.

Cryo-EM and MD infer water-mediated proton transport and autoinhibition mechanisms of V o complex

Rotary vacuolar adenosine triphosphatases (V-ATPases) drive transmembrane proton transport through a Vo proton channel subcomplex. Despite recent high-resolution structures of several rotary ATPases, the dynamic mechanism of proton pumping remains elusive. Here, we determined a 2.7-Å cryo–electron microscopy (cryo-EM) structure of yeast V o proton channel in nanodisc that reveals the location of ordered water molecules along the proton path, details of specific protein-lipid interactions, and the architecture of the membrane scaffold protein. Moreover, we uncover a state of V o that shows the c-ring rotated by ~14°. Molecular dynamics simulations demonstrate that the two rotary states are in thermal equilibrium and depict how the protonation state of essential glutamic acid residues couples water-mediated proton transfer with c-ring rotation. Our cryo-EM models and simulations also rationalize a mechanism for inhibition of passive proton transport as observed for free V o that is generated as a result of V-ATPase regulation by reversible disassembly in vivo.

Finchite, Sr(UO 2 ) 2 (V 2 O 8 )·5H 2 O, a new uranyl sorovanadate with the francevillite anion topology

Finchite (IMA2017-052), Sr(UO 2 ) 2 (V 2 O 8 )·5H 2 O, is the first uranium mineral known to contain essential Sr. The new mineral occurs as yellow-green blades up to ~10 µm in length in surface outcrops of the calcrete-type uranium deposit at Sulfur Springs Draw, Martin County, Texas, U.S.A. Crystals of finchite were subsequently discovered underground in the Pandora mine, La Sal, San Juan County, Utah, U.S.A., as diamond-shaped golden-yellow crystals reaching up to 1 mm. In this work, the crystal structure of finchite from both localities was determined using single-crystal X-ray diffraction and is orthorhombic, Pcan, with a = 10.363(6) Å, b = 8.498(5) Å, c = 16.250(9) Å, V = 1431.0(13) Å 3 , Z = 4 (R 1 = 0.0555) from Sulfur Springs Draw; and a = 10.3898(16), b = 8.5326(14), c = 16.3765(3) Å, V = 1451.8(4) Å 3 , Z = 4 (R 1 = 0.0600) from the Pandora mine. Electron-probe microanalysis provided the empirical formula (Sr 0.88 K 0.17 Ca 0.10 Mg 0.07 Al 0.03 Fe 0.02 ) Σ1.20 (UO 2 ) 2 (V 2.08 O 8 )·5H 2 O for crystals from Sulfur Springs Draw, and (Sr 0.50 Ca 0.28 Ba 0.22 K 0.05 ) Σ0.94 (U 0.99 O 2 ) 2 (V 2.01 O 8 )·5H 2 O for crystals from the Pandora mine, based on 17 O atoms per formula unit. The structure of finchite contains uranyl vanadate sheets based upon the francevillite topology. Finchite is a possible immobilization species for both uranium and the dangerous radionuclide 90 Sr because of the relative insolubility of uranyl vanadate minerals in water.

III-V Solar Cells with Novel Epitaxial Lift-off Architectures for Extended Substrate Reuse for Low-cost Manufacturing

The highest solar cell efficiencies have been achieved with III-V photovoltaics (PV). Still, the use of III-V materials in terrestrial applications has been very limited, mainly because of their high cost. The high cost is primarily due to the expensive Ge or GaAs wafers which could amount up to one-half of the total module cost! A prominent approach to reduce the impact of the high cost of substrates used for III-V PV is through re-use of the wafer substrates by Epitaxial Lift-Off (ELO). Typically, using a sacrificial layer such as AlAs, the device part of the cell is lifted off, leaving behind the substrate for re-use for fabrication of the next device. While conversion efficiency as high as 29.1% has been achieved by ELO method, chemical mechanical polishing (CMP) of the substrate is required which significantly adds to the overall solar cell cost. In this project, we have developed a novel ELO architecture for single junction gallium arsenide (GaAs) solar cells that will not require CMP of the substrate for re-use. Multiple reuses of GaAs wafers have been demonstrated with no CMP, without degradation in solar cell efficiency. Also, the solar cells have been successfully lifted off and transferred to inexpensive substrates with less than 2% change in efficiency. By elimination of the CMP process, which is the highest cost component of III-V solar cells made by conventional ELO method (~$10/W), and decreasing the substrate cost by multiple re-uses, the developed technology could be a leap forward in significantly reducing the cost of III-V photovoltaics.

Measurement of Charged Current Inclusive $\bar{V}_\mu$ Interactions and 2p2h Contribution Using the NOvA Near Detector

More precise measurements of the scattering of antineutrinos on nuclei in the few GeV region of incident energy, $E_{\nu}$, can reveal new aspects of $v/\bar{v}$ interactions and of nuclear structure, while providing information crucial to continued progress by neutrino oscillation experiments. This Thesis reports an investigation of charged current $\bar{v}_\mu$ interactions in the predominantly hydrocarbon medium of the NOvA Near Detector. The data are obtained with the detector exposed to a narrow-band $\bar{v}$ µ beam with spectral peak at E ν = 2.0 GeV, for a total accumulated exposure of 12.5×10$^{20}$ protons-on-target. The analysis expresses results in terms of three-momentum transfer,|$\vec{q}$| and available hadronic energy, $E$ avail . These variables approximate (q 0 , |$\vec{q}$|), the variables used in theoretical treatments of lepton scattering on multi-nucleon systems such as in 2-particle-2-hole (2p2h) processes. This Thesis delivers two core measurements: Firstly, the double-dierential cross section $d^2σ/d|\vec{q} |dE_{avail}$ for inclusive CC $\bar{v}_\mu$ interactions in the NOvA detector medium is obtained. The cross section has a roughly gaussian shape in its projection onto |$\vec{q}$|, while being largely concentrated at values of $E$ avail below 100 MeV. The single diferential cross sections dσ/d|$\vec{q}$| and dσ/dE avail are also obtained, and are compared to predictions based on the GENIE v3.0.6 neutrino generator augmented with four different implementations of 2p2h reactions. Secondly, the contribution of 2p2h reactions to the CC inclusive scattering sample is determined. Its presence is characterized in terms of double-differential and single-differential cross sections. The latter 2p2h distributions are compared to predictions from two experimental data-tune models and from two theory-based models, namely the SuSAv2 model and the Valencia model. Both of the theoretical models underpredict the measured cross-section strength and predict a shape for dσ/d|$\vec{q}$| that is flatter than the measured shape. Thus, this Thesis provides new information about CC antineutrino-nucleus scattering in the vicinity of Eν ~ 2 GeV, and it highlights improvements that are needed in theoretical treatments of 2p2h reactions.

Low-temperature and effective ex situ group V doping for efficient polycrystalline CdSeTe solar cells

CdTe solar cell technology is one of the lowest-cost methods of generating electricity in the solar industry, benefiting from fast CdTe absorber deposition, CdCl 2 treatment and Cu doping. However, Cu doping has low photovoltage and issues with instability. Doping group V elements into CdTe is therefore a promising route to address these challenges. Although high-temperature in situ group V doped CdSeTe devices have demonstrated efficiencies exceeding 20%, they face obstacles including post-deposition doping activation processes, short carrier lifetimes and low activation ratios. Here, we demonstrate low-temperature and effective ex situ group V doping for CdSeTe solar cells using group V chlorides. For AsCl 3 doped CdSeTe solar cells, the dopant activation ratio can be 5.88%, hole densities reach >2 × 10 15 cm -3 and carrier lifetime is longer than 20 ns. Thus, ex situ As doped CdSeTe solar cells show open-circuit voltages ~863 mV, compared to the highest open-circuit voltage of 852 mV for Cu doped CdSeTe solar cells.

Chemo-Mechanics of α-V 2 O 5 During Lithiation and Implications for Rechargeable Battery Cathodes

Chemo-mechanical degradation of layered oxide electrodes is strongly influenced by crystallographic anisotropy, local stress evolution, and ion insertion, yet the intrinsic mechanical response of layered materials remains incompletely understood. Indeed, most prior studies have focused on polycrystalline materials but single crystals enable direct observation of coupling between anisotropic ion diffusion and mechanical response. This study aims to determine how crystallographic anisotropy and lithiation affect deformation, fracture, and mechanical properties in single-crystal V 2 O 5 , and compares this behavior with polycrystalline counterparts. Polycrystalline V 2 O 5 thin films and single-crystal α-V 2 O 5 were studied using nanoindentation, scanning electron microscopy, focused ion beam cross-sectioning, and Raman spectroscopy. Single crystals were tested in pristine and chemically lithiated states, including experiments in which crystals were first plastically deformed via nanoindentation and subsequently lithiated. Polycrystalline films exhibited significantly higher hardness and elastic modulus than single crystals. Single crystals indented normal to the exposed (001) basal plane exhibited pronounced anisotropic deformation, including directional slip, crystallographically-guided cracking, anisotropic crack propagation, interlayer separation, and shear localization. Lithiation caused substantial softening, reduced hardness and modulus, and suppressed displacement bursts during nanoindentation, while previously indented regions showed crack formation and growth upon lithiation. Mechanical behavior of α-V 2 O 5 is strongly governed by crystallographic anisotropy and further altered by lithiation, with pre-existing deformation serving as a strong driver of fracture during ion insertion. These findings illuminate the coupling among ion insertion, deformation, and fracture in layered oxides and provide a basis for understanding and mitigating mechanical failure in electrochemical energy-storage materials.

High-Temperature Nucleation of GaP on V-Grooved Si

The use of nanopatterned {111}-faceted v-grooves has recently shown promise for growing high-quality III–V material on Si. Here, we study the effect of reactor conditions and surface pretreatments on the nucleation of GaP on v-grooved Si in a high-temperature regime, which offers the promise of a defect-free GaP/Si interface favorable for Si passivation and dislocation glide in the GaP. X-ray photoelectron spectroscopy was used to understand the Si surface chemistry prior to nucleation, and transmission electron microscopy was used to probe material quality of the nuclei. Temperature and V/III ratio were found to control the facet selectivity of nucleation. We demonstrate a condition of high temperature and high V–III ratio that leads to uniform nucleation at the bottom of the trenches, with initial material free of nucleation-related interfacial defects. This optimized condition was then shown to coalesce into a thin film after additional growth.

Structural and Electronic Effect Driven Distortions in Visible Light Absorbing Polar Materials A Ta 2 V 2 O 11 ( A = Sr, Pb)

Complex vanadates of tantalum(V), such as ATa 2 V 2 O 11 (A = Sr, Pb), are rare and underrated materials, which have potential application domains that could be substantially expanded, mitigating the existing controversy on their atomic and electronic organization. Herein, we present a thorough structural examination combining synchrotron powder X-ray diffraction-aided distortion mode analysis with computational methods to study hettotypes of SrTa 2 V 2 O 11 (STVO) and PbTa 2 V 2 O 11 (PTVO). Being distinct from the perovskite family due to the presence of [VO 4 ] groups, both compounds are polar dielectric materials with certain similarities to SBT and PBT Aurivillius phases. Applying the model of anions of metallic matrices to the analysis of electron localization functions calculated on top of as-established equilibrium structures helps retrace the effects in the Sr and Pb surroundings on the respective crystal packings of STVO and PTVO.

Evaluation of a V 8 C 7 Anode for Oxygen Evolution in Alkaline Media: Unusual Morphological Behavior

Metallic vanadium carbide (V 8 C 7 ) with cubic symmetry is examined as an oxygen evolution reaction (OER) precatalyst in alkaline media. Herein, we used quasi in situ scanning electron microscopy and energy-dispersive X-ray spectrometry to investigate the structural transformation of the precatalyst V 8 C 7 microparticles during extended cyclic voltammetric (CV) OER testing. Interestingly, an anisotropic morphological transformation (from a distorted sphere to a cuboid) of V 8 C 7 was observed. Our theoretical and experimental results strongly suggest that this morphological change happens due to the selective self-oxidation and dissolution of the V 8 C 7 (110) and (111) surfaces and the subsequent exposure of the relatively stable (100), (010), and (001) surfaces. Lastly, these results also suggest that these stable facets are preferable for the OER, and a current density of 10 mA·cm –2 was delivered at an overpotential of 503 mV after the extended CV OER testing.

Trends in the administration of COVID-19 vaccines with other vaccines in the United States reported to V-safe during December 14, 2020—May 19, 2023

Introduction COVID-19 vaccines may be administered with other vaccines during the same healthcare visit. COVID-19 monovalent (Fall 2021) and bivalent (Fall 2022) vaccine recommendations coincided with annual seasonal influenza vaccination. Data describing the frequency of the co-administration of COVID-19 vaccines with other vaccines are limited. Methods We used V-safe, a voluntary smartphone-based U.S. safety surveillance system established by the CDC, to describe trends in the administration of COVID-19 vaccines with other vaccines reported to V-safe during December 14, 2020 – May 19, 2023. Results Of the 21 million COVID-19 vaccinations reported to V-safe, 2.2% (459,817) were administered with at least 1 other vaccine. Co-administration most frequently occurred during the first week of October 2023 (27,092; 44.1%). Most reports of co-administration included influenza vaccine (393,003; 85.5%). Co-administration was most frequently reported for registrants aged 6 months-6 years (4,872; 4.4%). Conclusion Reports of co-administration to V-safe peaked during October 2023, when influenza vaccination most often occurs, possibly reflecting increased opportunities for multiple vaccinations and greater acceptability of the co-administration of COVID-19 vaccine with other vaccines, especially influenza vaccine.

Spinon continuum in the Heisenberg quantum chain compound Sr 2 ⁢V 3 ⁢O 9

Magnetic excitations in the spin chain candidate Sr 2 ⁢V 3 ⁢O 9 have been investigated by inelastic neutron scattering on a single crystal sample. A spinon continuum with a bandwidth of ~22 meV is observed along the chain formed by alternating magnetic V 4+ and nonmagnetic V 5+ ions, which reveals the importance of the orbital degree of freedom in determining the chain axis as identified by prior electronic structure calculations. Incipient magnetic Bragg peaks due to weak ferromagnetic interchain couplings emerge when approaching the magnetic transition at T N ~ 5.3 K, while the excitations remain gapless within the instrumental resolution. Comparisons to the Bethe ansatz, density matrix renormalization group calculations, and effective field theories confirm Sr 2 ⁢V 3 ⁢O 9 as a host of weakly coupled S = 1/2 chains dominated by antiferromagnetic intrachain interactions of ~7.1(1) meV.

Information Leakage Analysis using a Co-design-Based Fault Injection Technique on a RISC-V Microprocessor

The RISC-V instruction set architecture open licensing policy has spawned a hive of development activity, making a range of implementations publicly available. The environments in which RISC-V operates have expanded correspondingly, driving the need for a generalized approach to evaluating the reliability of RISC-V implementations under adverse operating conditions or after normal wear-out periods. Fault injection (FI) refers to the process of changing the state of registers or wires, either permanently or momentarily, and then observing execution behavior. The analysis provides insight into the development of countermeasures that protect against the leakage or corruption of sensitive information which might occur because of unexpected execution behavior. In this paper, we develop a hardware-software co-design architecture that enables fast, configurable fault emulation and utilize it for information leakage and data corruption analysis. Modern System-on-chip FPGAs enable building an evaluation platform where control elements run on a processor(s) (PS) simultaneously with the target design running in the programmable logic (PL). Software components of the FI system introduce faults and report execution behavior. A pair of RISC-V FI-instrumented implementations are created and configured to execute the Advanced Encryption Standard and Twister algorithms. Key and plaintext information leakage and degraded pseudo-random sequences are both observed in the output for a subset of the emulated faults.
